Kuo’s findings suggest that the packaging of the A20 processor will shift from the existing InFO (Integrated Fan-Out) method to WMCM (Wafer-level Multi-Chip Module). This updated technique utilizes Molding Underfill (MUF), integrating underfill and molding processes, which minimizes material use and simplifies production stages. The expectation is a notable enhancement in yield and efficiency.
WMCM technology enables the combination of various elements, such as the System on Chip (SoC) and DRAM, directly at the wafer level prior to being cut into separate chips. This methodology removes the necessity for an interposer or substrate, thus improving both thermal and signal integrity. As a result, the A20 chip will not only be smaller and more energy-efficient due to its 2nm manufacturing process but will also be located closer to its onboard memory.
